摘要

By constructing vertical-structured field effect transistors with CH3NH3PbI3 single-crystalline films of different orientations, anisotropic carrier transport in CH3NH3PbI3 single crystal was observed. Compared with the [100] and [112] orientation, carriers show lower mobility along the [001] orientation. The anisotropy of carrier transport is attributed to the migration of CH3NH3+ under electric field.
