摘要

The dynamic process of ground state spectral splitting (GSSS) as well as the tunable GSSS phenomena occurring in quantum dot lasers (QDLs) are systematically investigated by numerically solving a multipopulation rate equations model through the fourth-order Runge-Kutta method. The phenomena above are specifically interpreted based on the gain saturation effect. Calculated results agree well with reported experimental results and show that the frequency difference between different peaks can be tuned in the range from 2.67 to 6.23 THz. Further analyses show that multicolor lasing stability can be achieved when the injection current is larger than 20 mA, indicating that QDLs with GSSS are promising candidates for tunable terahertz generation scenarios.
